Infineon Technologies' introduces their 7th generation of 1,200 V TRENCHSTOP™ IGBTs, setting a new benchmark in discrete IGBT and diode technology. These IGBTs are available in four different package types and offer a high current rating portfolio up to 140 A. Compared to previous generations, they exhibit 50% lower conduction parameter VCE(sat) and up to 84% lower switching losses. The IGBTs are designed for easy EMI design and enhanced reliability, even in harsh conditions such as HV-H3TRB and cosmic ray robustness.
The lineup includes the H7, S7, and T7 series, each optimized for specific applications. The S7 series is ideal for industrial applications requiring short-circuit capability and ruggedness, offering at least 10% lower saturation voltage compared to previous generations. Some devices in this series are co-packed with soft full-rated EC7 diodes, resulting in reduced IGBT saturation VCE(sat) and low Qrr, enhancing controllability and short-circuit ruggedness.
The H7 series combines TRENCHSTOP IGBT7 H7 with emitter-controlled EC7 rapid diodes, delivering exceptional conduction and switching power loss performance, robustness for harsh conditions, and a high-current rating portfolio. This series covers 40 A to 140 A in a TO-247 package, catering to the requirements of fast-switching industrial inverter systems.
The existing T7 series, designed with micro-pattern trench technology, offers precise control, improved efficiency, and increased power density. It includes a freewheeling diode for reduced losses and is a one-to-one alternative to predecessor generations. The T7 series is optimized for industrial motor drives and controls, enabling switching frequency flexibility from below 5 kHz up to 40 kHz.
